Compact V-Band MMIC Square-law Power Detector with 70 dB Dynamic Range exploiting State-of-the-art Graphene diodes

IEEE MTT-S International Microwave Symposium digest, pp. 888–891

Abstract

Design, implementation, and characterisation of a compact MMIC millimetre-wave square-law power detector with a wide dynamic range (DR) is presented. The proposed design exploits an optimised graphene-based diode with a record zero-bias short-circuit current responsivity of 71 V−1. The diode is integrated alongside with our in-house, thin-film MMIC technology which is fabricated on a 500-µm rigid quartz substrate. The fabricated prototype occupies 0.1 mm2of chip area including pads. Measurement results show wide input matching from 40 – 70 GHz with measured S11better than −13 dB over the design bandwidth. The measured dynamic range is 70 dB, and the voltage responsivity is 98 mV/mW at 60 GHz. Measured video-bandwidth (VBW) is 2.2 GHz. To our best knowledge, the presented prototype has the widest dynamic range of all published square-law detectors.
